Abstract:
To provide a curable fluxing material that facilitates manufacturing reliable soldered and encapsulated inter connects in electrical components (e.g., inter connects between a semiconductor chip and a printed circuit board).
There is provided the curable flux composition which comprises: a resin component having at least two oxirane groups per molecule; a carboxylic acid; an amine fluxing agent represented by formula I; and optionally, a curing agent.
