Abstract:

PURPOSE: To receive light having a single wavelength in low noises, and to provide a single wavelength photo-detector at low cost.

CONSTITUTION: In a photo-detector manufactured by forming an epitaxial wafer by laminating an epitaxial layer having a double hetero structure on a compound semiconductor substrate and growing a filter layer 14 absorbing light having high energy on the epitaxial layer and by forming electrodes 15, 16 on the surface of the epitaxial wafer, the thickness of the filter layer 14 reaches (ln500)/α or more when an absorption coefficient to the absorption-edge wavelength light of the filter layer 14 is represented by αcm-1.
