Abstract:
PROBLEM TO BE SOLVED: To provide an integrated type semiconductor optical device of a compact optical circuit, having a highly reliable waveguide structure at low production cost.SOLUTION: An integrated type semiconductor optical device is provided with a substrate 10 on which a semiconductor optical device is disposed, and a plurality of laminate structures 20, 30 constituting the semiconductor optical device, each having at least one laminate structure having an active layer and at least one laminate structure having a waveguide layer. A substrate surface is composed of a semiconductor or a dielectric formed of a material different from the plurality of laminate structures, and has a lower refractive index than the plurality of laminate structures. The plurality of laminate structures include laminate structures formed of each growth surface of the laminate structures, having layers including the active layer or the waveguide layer, joined to the substrate surface. A height from the substrate surface to the center of the active layer is equal to a height from the substrate surface to the center of the waveguide layer. A junction between each laminate structure among the plurality of laminate structures is formed by the joint of each cleavage plane.SELECTED DRAWING: Figure 1
