Abstract:

To enable the weight ratio of a low thermal expansion material to a highly heat conductive metal to be easily adjusted and further to be increased.

This manufacturing method includes mixing and kneading a ceramic powder and a highly heat-conductive metal powder, along with an organic binder, to form a plastic pasty mixture. PTFE, CNC, or a silicone rubber is used for the organic binder. The weight ratio of the ceramic to the metal is adjusted to a range of 3:7 to 7:3. The mixture is then filled in a metal mold for molding, is press molded by the metal mold, and is heated while being uniaxially pressed to be sintered. A sintered compact is taken out from the metal mold after being cooled, and is used as a heat spreader 10.
