PROBLEM TO BE SOLVED: To economically obtain poly-o-hydroxyamide and poly-o- mercaptoamide, soluble in an aqueous alkaline developing agent not containing a metal ion by using a method not including a chloride and reacting a bis-o- amino(thio)phenol with a dicarboxylic acid ester having a specific structure.
SOLUTION: These objective compounds are obtained by reacting (A) a bis-o-amino(thio)phenol with (B) a dicarboxylic acid ester of formula I {D is O, S or NH; R1 to R5 are each independently H, F, CH3 or CF3, at least one group of R1 to R5 is F or CF3 and up to two groups of R1 to R4 are CH3 or CF3; R* is -(CR2)m [R is H, F, CH3 or CF3; (m) is 1-10] or a group of formula II or III [A is C(CH3)2, C(CF3)2, C(CH3)(C6H5), etc.]} preferably in the presence of a basic catalyst, preferably at 20-150°C. Further, as the component (B), the dicarboxylic acid ester having a perfluorophenol group is preferably used.
