Abstract:
PROBLEM TO BE SOLVED: To increase a temperature range where a quantum cascade laser in a terahertz region operates with a single frequency.SOLUTION: In a quantum cascade laser element, each unit structure 10U of an active region 10 divides first to fourth well layers 10W1 to 10W4 with at least one barrier layer 10B from each other and places them in this order. An energy level structure of an electron, in a first bias electric field for vibration, has at least a reception level, a higher order laser level, a lower order laser level, and an extraction level, and discharges electromagnetic waves in a first frequency. Under a second bias electric field where an electric field of a first bias electric field is weakened, overlap integral values of wave functions of electrons at an unnecessary oscillation higher order level and an unnecessary oscillation lower order level are 0.15 or below, and induced emission of electromagnetic waves in frequency different from the first frequency is suppressed.
