Abstract:

PROBLEM TO BE SOLVED: To improve the performance of an element structure and an operation mode by setting the direction of the magnetization of a second ferromagnetic body with the magnetization in second direction of a certain initial direction which is pinched by two first ferromagnetic bodies which magnetization in a first direction, via a tunnel junction in a direction other than the second direction.
SOLUTION: The basic elements of an element are a row of double tunnel junctions, consisting of two extremely fine tunnel junctions 11 and 12 that are connected in series and a gate 13 for generating inverted magnetic field. The double-tunnel junction is formed by two first ferromagnetic electrodes 14 and a second ferromagnetic electrode 15 that is pinched by these via a tunnel barrier 16. Then, the magnetizations of the first and the second ferromagnetic electrodes are in, parallel disposing opposite directions each other at least near a junction surface due to the mutual operation of a magnetic dipole element, and the magnetization of the second ferromagnetic electrode is inverted at a magnetic field that exceeds the inverted magnetic field of a soft magnetic film as the second ferromagnetic electrode, thus achieving a parallel magnetization state.
