Abstract:
Provided is single crystal diamond, wherein the half width of the X-ray diffraction rocking curve is 20 seconds or less, the half width of the peak at the Raman shift of 1332 cm-1 to 1333 cm-1 in the Raman spectrum is 2.0 cm-1 or less, the etch pit density is 10000 /cm-2 or less, the nitrogen content in terms of the number of atoms is 0.0001-0.1 ppm, and the 13C content in terms of the number of atoms is less than 0.01%.
