Abstract:
PROBLEM TO BE SOLVED: To provide a semiconductor device in which series connected normally-off transistor and normally-on transistor have improved reliability.SOLUTION: A semiconductor device of an embodiment comprises: a normally-off transistor having a first source connected to a source terminal, a first drain and a first gate connected to a gate terminal; a normally-on transistor having a second source connected to the first drain, a second drain connected to a voltage terminal and a second gate connected to the first source; a wound component provided between the voltage terminal and the second drain; and a first diode having a first anode connected to the first drain and the second source, and a first cathode connected to the wound component and the voltages terminal.SELECTED DRAWING: Figure 1
